This talk will present recent accomplishments from the DARPA Compound Semiconductor Materials on Silicon (COSMOS) program, which aims to intimately integrate high-performance InP devices with complex silicon CMOS circuitry for next-generation mixed-signal ICs.

We address the recent advances and prospects of the convergence of III-V compound and Si technologies toward the integration of photonics and electronics. III-V-on-Si epitaxy is overviewed from the view point of defect control and device technologies are discussed.
